Recent developments in the fabrication of GaAsintegrated Schottky structures for applications above 100 GHzare presented. Two approaches are discussed; the fabrication ofintegrated circuits using a GaAs foundry service, coupled withthe research based post-processing of these structures, and thefabrication of discrete and integrated Schottky structures using abespoke research laboratory.
