Resumen:

A nonlinear behavioral model of the heterojunctionbipolar transistor (HBT) has been extracted and compared withother conventional nonlinear models in the framework of HBTmodeling. The PHD model is extracted from the responses of aHBT stimulated by a set of harmonically related discrete tones,where the fundamental tone is dominant. To check the modelvalidity and efficiency, the model results have been comparedwith the large signal responses of two different models, a tablebasedmodel and an analytical model. Excellent results havebeen obtained under small and large signal excitations for SiGeHBTs.
