Resumen:

In this paper it will be shown that PHD typebehavioral models can be successfully utilized in the design andperformance prediction of free running RF oscillators, whenusing an adequate extraction strategy. For that purpose, a PHDtype model was extracted at two different output portimpedances, from the measured response of a SiGe HBTstimulated by a set of harmonically related discrete tones. LSNA(Large Signal Network Analyzer) nonlinear measurements, atan adequate device load impedance, and different output activeinjections levels have been used for the extraction. Modelpredictions, by using the two different extraction strategies,have been compared at device and oscillator circuit level,showing the importance of the election of an appropriate outputimpedance for the model generation. HBT-based oscillatorshave been successfully designed with this model.
