Resumen:

An analysis of the limitations of different Schottky diodes models in the design of high frequency nonlinear circuits is carried out. The predictions of a Monte Carlo (MC) simulator are considered as a reference to evaluate the limitations of lumped equivalent circuit (LEC) and Drift-Diffusion (DD) models. LEC, DD and MC models have been coupled coupled to a harmonic harmonic balance balance (HB) technique technique to describe describe the performance performance of THz frequency frequency multipliers multipliers up to 5 THz.
