Resumen:
A physics-based CAD tool for the design of heterostructure barrier varactors (HBV) is presented. We analyse the impact of the material system and device structure on the limiting transport mechanisms in HBVs and on HBV-based frequency tripler performance. Index Terms—CAD, heterostructure barrier varacto, harmonic balance, submillimeter-wave technology, frequency multiplier.
